Planar Force-Constant Method for Lattice Dynamics of Cubic III-Nitrides

چکیده
Using the density-functional theory within the Full Potential Linear Augmented PlaneWave (FP-LAPW) method, we have calculated, in this work, the equation of state, the e ective charges and the phonon dispersion along [100] and [111] directions for the cubic III-Nitrides(c-BN, c-AlN, c-GaN and c-InN), including hydrostatic strains dependence. A good agreement with the micro-Raman scattering experiment is obtained for the phonon modes at . Our results show that, for c-InN case, the apparent discrepancy between the known experimental results is a consequence of hydrostatic e ects on the sample due to di erences of the used Raman methods.

Density-functional calculations for III-V nitrides using the local-density approximation and the generalized gradient approximation
We have performed density-functional calculations for III-V nitrides using the pseudopotential plane-wave method where the d states of the Ga and In atoms are included as valence states. Results obtained using both the local-density approximation ~LDA! and the generalized gradient approximation ~GGA! for the exchangecorrelation functional are compared. Bulk properties, including lattice constan...
متن کاملCalculations of the Atomic and the Electronic Structures of 4d-Transition-Metal Nitrides
Many compounds of the transition elements have certain properties which are not possessed by other compounds, due to the presence of the partially-filled shells of the d electrons in the transition-element ions. Because of interesting magnetic, superconducting, mechanical, and structural properties, they are materials of fundamental importance for magnetic storage devices, superconductors and i...
متن کاملNumerical analysis of gas flows in a microchannel using the Cascaded Lattice Boltzmann Method with varying Bosanquet parameter
Abstract. In this paper, a Cascaded Lattice Boltzmann Method with second order slip boundary conditions is developed to study gas flows in a microchannel in the slip and transition flow regimes with a wide range of Knudsen numbers. For the first time the effect of wall confinement is considered on the effective mean free path of the gas molecules using a function with nonconstant Bosanquet para...
متن کاملExternal and Internal Incompressible Viscous Flows Computation using Taylor Series Expansion and Least Square based Lattice Boltzmann Method
The lattice Boltzmann method (LBM) has recently become an alternative and promising computational fluid dynamics approach for simulating complex fluid flows. Despite its enormous success in many practical applications, the standard LBM is restricted to the lattice uniformity in the physical space. This is the main drawback of the standard LBM for flow problems with complex geometry. Several app...
متن کاملNovel Reconstruction Mechanisms: a Comparison between Group-iii-nitrides and ”traditional” Iii-v-semiconductors
We have studied the driving forces governing reconstructions on polar GaN surfaces employing first-principles total-energy calculations. Our results reveal properties not observed for other semiconductors, as for example a strong tendency to stabilize Ga-rich surfaces. This mechanism is shown to have important consequences on various surface properties: Novel and hitherto unexpected structures ...
